Photoinduced Multistable Phenomena in the Tunneling Current through Doped Superlattices

چکیده
We investigate theoretically the effect of intense THz radiation on the nonlinear properties of doped semiconductor superlattices (SL’s). For the first time, the fully nonlinear current through the SL with an arbitrary combination of ac and dc voltages is calculated from a microscopic self-consistent model. We focus on the formation of electric field domains and the appearance of new multistability regions caused by the interplay of the strong nonlinearity, due to the Coulomb interaction, and the new photonassisted channels. For low dc bias voltages and for some frequencies and intensities of the ac field the system is bistable with either positive or negative electron pumping. [S0031-9007(98)07733-3]

Sequential Tunneling in Doped Superlattices: Fingerprints of Impurity Bands Typeset Using Revt E X 1
Electrical transport through weakly-coupled doped superlattices is investigated theoretically. For all dopings we find negative differential conductivity at sufficiently high electric fields. In low-doped samples the presence of impurity bands modifies the current-voltage characteristics substantially and we find two different current peaks whose relative height is changing with the electron te...

Abstract: In this paper, a novel tunnel field effect transistor (TFET) is introduced, thatdue to its superior gate controllability, can be considered as a promising candidate forthe conventional TFET. The proposed electrically doped heterojunction TFET(EDHJTFET) has a 3D core-shell nanotube structure with external and internal gatessurrounding the channel that employs el...
متن کاملCurrent self-oscillations, spikes, and crossover between charge monopole and dipole waves in semiconductor superlattices
Self-sustained current oscillations in weakly coupled superlattices are studied by means of a self-consistent microscopic model of sequential tunneling, naturally including boundary conditions. Well-to-well hopping and recycling of charge monopole domain walls produce current spikes—high-frequency modulation— superimposed on the oscillation. For highly doped injecting contacts, the self-oscilla...
متن کاملSemiconductor Superlattices: A model system for nonlinear transport
Electric transport in semiconductor superlattices is dominated by pronounced negative differential conductivity. In this report the standard transport theories for superlattices, i.e. miniband conduction, Wannier-Stark-hopping, and sequential tunneling, are reviewed in detail. Their relation to each other is clarified by a comparison with a quantum transport model based on nonequilibrium Green ...
متن کاملSequential tunneling current through semiconductor superlattices under intense THz radiation
Recent transport measurements in GaAs–GaAlAs superlattices under THz radiation show evidence of dynamical localization and electron pumping in the opposite direction to the dc bias in the linear response regime. The ac field induces absorption and emission processes in the multiwell structure which assist the tunnel and which are reflected as new features in the current density. A calculation w...
